Ok, solved it now! The Phone was on 9.3.3.5 and i wanted to upgrade to 10.3(1)SR4b. In the readme was stated, that from 9.3.3 an intermediate step to 10.3.1-v2 is necessary. Downloaded this Firmware and works like a charm. Then upgraded to10.3(1)SR4b...
