Hallo,

we are planning an upgrade CUCM/CUC from versin 10.5.X to 11.5.SU6. Can we use the latest locales 11.5.1.6000 for CUCM or 11.5.01 for Unity Connection?

Yes, as long as the locale version matches the app version, i.e. 11.5.1 then you are good to go.
